Electrical Properties of planar Metal-GdN-Metal junctions for Spintronic Applications

Abstract
In this thesis the properties of planar metal-gadolinium nitride-metal junctions have been studied with the aim of establishing ohmic and Schottky contacts to thin polycrystalline films of n-type gadolinium nitride (GdN). GdN is an intrinsic ferromagnetic semiconductor of the rare earth nitride series. Samples and planar junction devices were grown on sapphire substrates, and the metal contacts were pre-deposited and not annealed. GdN films have been grown at room temperature in a ultra high vacuum system using the physical vapour deposition technique, using solid Gd targets and pure molecular nitrogen as a nitrogen precursor. In this thesis the properties of planar metal-gadolinium nitride-metal junctions have been studied with the aim of establishing ohmic and Schottky contacts to thin polycrystalline films of n-type gadolinium nitride (GdN). GdN is an intrinsic ferromagnetic semiconductor of the rare earth nitride series. Samples and planar junction devices were grown on sapphire substrates, and the metal contacts were pre-deposited and not annealed. GdN films have been grown at room temperature in a ultra high vacuum system using the physical vapour deposition technique, using solid Gd targets and pure molecular nitrogen as a nitrogen precursor. Nitrogen partial pressures were kept around 10^-5 mbar and deposition growth rates around 2 Å/s. The planar junction devices were tested at temperatures between 5 K and 300 K and the GdN films have resistivities between 3.7·10^4 Ohm*cm and 1 Ohm*cm. Devices were made with contacts out of Au, Ag, Gd, Ti, and Ti/Al bilayer. The manufactured devices display ohmic and rectifying current-voltage characteristics depending on the metal used in making the device. The temperature dependent resistance of the devices show characteristic GdN behaviour.

As a metal-GdN-metal junction would be the building block of any REN-based spintronic device, the understanding of their electrical properties is of major importance. Therefore the electrical characterisation of this system is the main goal of this thesis. (Less)

Gadoliniumnitrid är av stort intresse för applikationer inom spinntronik då ämnet naturligt kombinerar de båda eftersträvansvärda egenskaperna ferromagnet och halvledare. De flesta materialen hos de sällsynta jordartsmetallnitriderna är ferromagnetiska halvledare med liknande struktur vilket gör att de olika materialen lätt kan kombineras för olika applikationer. Målet med spinntronik är att utveckla en mindre, snabbare och kraftfullare version av nuvarande elektronik. Ett typexempel på detta är MRAM, magnetiska RAM, som lagrar information med hjälp av två ferromagneter; den ena en permanentmagnet och den andra av ett material som lätt kan byta magnetiseringsriktning med hjälp av ett externt magnetiskt fält. Genom att mäta den elektriska resistansen så tar man reda på om de två ferromagnetiska lagrena är likriktade eller inte och så erhålls en spin-bit.

Gadoliniumnitrid verkar lovande för applikationer inom spinntronik men ingen har ännu studerat i detalj hur materialet beter sig i kontakt med olika metaller som behövs för att integrera materialet i apparater. Med detta som bakgrund så har de elektriska egenskaperna för metall-gadoliniumnitrid-metall-system studerats. En skiss på typiska system som tillverkats ses i figur 1. Avståndet mellan metallkontakterna är några tiotals mikrometer, i samma storleksordning som framtida komponenter kan tänkas ha. De tomma ytorna på metallkontakterna användes för att erhålla en bra elektrisk kontakt till systemet. Klassiska kontaktmetaller så som guld och silver visade sig fungera bra, medan titan/aluminium och gadolinium gjorde att systemet uppvisade diodlika egenskaper.

Resultaten från min forskning om spinntroniska byggdelar av gadoliniumnitrid kommer förhoppningsvis att användas för att bygga vidare mot målet mindre, snabbare och kraftfullare elektronik – spinntronik. (Less)
